    Abstract

    The piezoelectric and ferroelectric applications of heterovalent ternary materials are not well explored. Epitaxial MgSiN2 films are grown at 600 °C on (111)Pt//(001)Al2O3 substrates by the reactive sputtering method using metallic Mg and Si under the N2 atmosphere. Detailed X‐ray diffraction measurements and transmission electron microscopy observations revealed that the epitaxially grown films on the substrates have a hexagonal wurtzite structure with c‐axis out‐of‐plane orientation. The random occupation of this structure by Mg and Si differs from that of the previously reported structure in which these two cations periodically occupy the cationic sites. However, the lattice spacings closely approximate those that are previously reported, irrespective of the ordering, and they are almost comparable with those of (Al0.8Sc0.2)N. The wide bandgap of >5.0 eV in deposited MgSiN2 is compatible with that of AlN and suggests durability against the application of strong external electric fields, possibly to induce polarization switching. In addition, MgSiN2 is shown to have piezoelectric properties with an effective d33 value of 2.3 pm V−1 for the first time. This work demonstrates the compositional expansion of hexagonal wurtzite to heterovalent ternary nitrides for novel piezoelectric materials, whose ferroelectricity is expected.

    BiFe0.9Co0.1O3 (BFCO) has spontaneous magnetization perpendicular to electric polarization and magnetization reversal upon polarization reversal by electric field, which is expected to be applied to ultra-low power consumption memory with electric field write magnetic readout. Single-domain nanodots were successfully fabricated by deposition using anodized porous alumina as a mask. InSb, which acts as a Hall sensor, was deposited on the BFCO thin film, and it was confirmed that the reversal of an external magnetic field of 1 Oe can be detected.

    In this study, we performed synthesis and characterization of LnCu3Mn4O12 (Ln: lanthanide) and LaCu3Mn4-xFexO12 thin films. We have clarified the origin for the lower magnetic transition temperature in the LnCu3Mn4O12 thin films, except for Ln=Ce, by magnetic measurement and electronic spectroscopy. In addition, we experimentally show that the magnetic anisotropy in LaCu3Mn4-xFexO12 thin films induced by lattice strain from substrate is preserved after Fe substitution. The magnetic interactions between constituent atoms in the films were experimentally investigated.

    In this study, we have investigated the Sr1-xBaxVO3 thin films, which are expected to show a significant change in their crystal structure under compressive strain, by pulsed laser deposition. As a result,the ratio of in-plane to perpendicular lattice parameters increases with increasing the Ba content x, and the transition to insulator was observed.The second harmonic generation signal suggesting a giant tetragonal phase was not observed,probably due to insufficient volume in the thin film direction.In addition, synthesis and characterization of quadruple perovskite CeCu3Mn4O12 thin films were investigated.The control of magnetic anisotropy in compression and tensile strain has been achieved for the first time in quadruple perovskites.

    In this research, topotactic fluorinating reaction of amorphous zinc compounds were investigated. It is found that fluorination reaction of oxygen-deficient zinc oxide films terminated at the vicinity of surface region. The content of oxygen-deficiency in precursor, which is related to anion diffusion ratio, less influenced on fluorination reaction. The fabrication and characterization of galium-doped amorphous zinc oxynitride were also studied. Amorphous form of galium-doped zinc oxynitride thin film can be obtained when galium content is smaller than 1%. The galium-doped zinc oxynitride thin film showed wider bandgap and lower carrier density than those of non-doped one. In addition, the stability of amorphous zinc oxynitride is improved in terms of maintaining its transport property.

    パルスレーザー堆積法を用いて、新たな物性を有する種々のダブルペロブスカイト型材料の探索を進めた。パルスレーザー堆積法によって蒸着された酸素欠損Sr2MgMoO6薄膜について、これまで使用していたSrTiO3基板に代わり、より格子整合の優れたGdScO3基板を用いて、基板の格子定数の依存性を調べた。その結果、酸素欠損Sr2MgMoO6薄膜はSrTiO3基板上には格子整合しなかったが、GdScO3基板上では面内の格子定数が一致しており、薄膜がコヒーレント成長していることが明らかになった。また前者に比べて後者は結晶性が向上すると同時に電気抵抗率が低下することを見出した。
    酸素欠損したSr2MgMoO6薄膜の電気抵抗率の温度依存性を解析したところ、電気伝導の形態がVariable range hoppingで説明できることを見出した。これは電気伝導を担うMoの4d軌道がMgによって空間的に分断されていることに由来すると考えられる。この結果は、Sr2MgMoO6薄膜のMg/Moのディスオーダーの増加も電気抵抗率の低下につながることを示唆する。
    また、上記以外のダブルペロブスカイト探索の一環として、Sr2CrRuO6薄膜の合成に着手した。パルスレーザー堆積法は一般に原料から薄膜への化学組成の転写に優れる手法といわれているが、この系においては薄膜中のRuの量が著しく低下することが判明した。このため減量中のRuの量を過剰にすることで、Ru/Cr比を1:1に近づけることができた。今後の課題として、酸素欠損の抑制や秩序構造の制御など、さらなる製膜条件の最適化が課題である。
