    Abstract

    We have investigated the fabrication of crystalline thin films of a liquid crystalline organic semiconductor (2-decyl-7-phenyl[1]benzothieno[3,2-b][1]benzothiophene: Ph-BTBT-10) by high-speed blade-coating at 140 mm s−1. Uniform crystalline Ph-BTBT-10 films were fabricated at temperatures over 50 °C, which is the temperature of the liquid crystal phase, without inhomogeneous recrystallization, despite the high-speed blade-coating. Transistors fabricated using these films showed a high average carrier mobility of 4.8 cm2 Vs−1 for 26 devices, with a coefficient of variation of only 7.3%. We concluded that liquid crystalline organic semiconductors are useful materials for high-speed meniscus-guided-coating for practical use.

    Flexible organic thin‐film transistors with liquid‐crystalline organic semiconductor, 2‐decyl‐7‐phenyl‐benzothienobenzothiophene (Ph‐BTBT‐10), which is suitable for flexible transistor material because the polycrystalline thin films can be easily fabricated at about 100 °C or lower by solution process, are fabricated. 25 μm‐thick polyethylene terephthalate (PET) film and photosensitive resin poly(vinyl cinnamate) (PVCi) are used as flexible substrate and gate insulator, respectively. The PVCi gate insulator layer is crosslinked by UV light and the crosslinking reaction increases solvent resistance of PVCi gate insulator. Uniform Ph‐BTBT‐10 polycrystalline thin films are fabricated on the PVCi gate insulator and the crystallinity and electrical characteristics of Ph‐BTBT‐10 are not damaged by PVCi gate insulator. The entire process is performed below 130 °C considering the heat resistance temperature of the PET film. The fabricated transistors show the mobility of and threshold voltage of 0.57 ± 0.38 V.

    <title>Abstract</title>
    We have proposed a new fabrication process of donor and acceptor charge transfer complex thin films using thermal diffusion. 2,3,5,6-Tetrafluoro-7,7,8,8-tetracyano-quinodimethane (F4-TCNQ) was vacuum-deposited on 2,7-didecylbenzothienobenzothiophene (C10-BTBT) thin films fabricated by spin-coating, and F4-TCNQ molecules were diffused into C10-BTBT thin films by thermally annealing. The X-ray diffraction pattern and field effect transistor of thermally annealed thin films indicated the crystal structure of the charge transfer complex of C10-BTBT and F4-TCNQ and n-channel operation in air, respectively. We conclude that it is good process to use the thermal diffusion for the fabrication of the large area thin films of charge transfer complex.

    We have investigated the characteristics of bottom-gate and top-contact type field effect transistors fabricated with polycrystalline thin films of a liquid-crystalline organic semiconductor, 2-decyl-7-phenyl-benzothienobenzothiophene (Ph-BTBT-10), with a p-type dopant, tetrafluoro-tetracyano-quinodimethane (F4-TCNQ). We found that the contact resistance between the semiconductor and electrode was reduced from 3.0 kΩ cm to 1.2 kΩ cm by contact doping with F4-TCNQ, and to 0.9 kΩcm by subsequent thermal annealing of the films, in which the F4-TCNQ dopant diffused from the surface to the interior of the Ph-BTBT-10 thin film. In addition, we found that contact-doped and thermally annealed devices showed higher mobility and smaller threshold voltage in short-channel devices compared to pristine devices. We conclude that thermal diffusion of dopants to improve FET performance is an important technique.

    We fabricated planar-orientation crystalline thin films of organic semiconductors, in which molecules sit parallel, i.e., “face-on”, on the substrate and
    favor vertical charge transport. Thanks to molecular orientation that is sensitive to surface properties and the self-organization of liquid crystals,
    planar-orientation crystalline thin films can be prepared by simply cooling a smectic liquid-crystalline organic semiconductor from isotropic temperature
    with the aid of a poly(vinyl alcohol) (PVA) microtemplate. The molecular orientation of crystalline thin films was investigated by polarized
    optical microscopy (POM) and X-ray diffraction (XRD) analysis, and the current–voltage characteristics of the films were studied in a diode
    configuration. The results showed high potential for device applications

    <p>Liquid crystals can be used as a quality organic semiconductor material, because their intrinsic charge carrier transport is electronic. They show high solubility in organic solvents and easy control of molecular orientation, which helps to fabricate uniform films with good surface morphology. We have developed a novel liquid crystalline organic-semiconductor, 2-decyl-7-phenyl-benzothienobenzothiophene (Ph-BTBT-10), which exhibits highly ordered liquid crystal phase of Smectic E (SmE) phase, from 142℃ to 210℃. Uniform and flat polycrystalline thin films can be easily fabricated by spin-coating technique at a liquid crystalline temperature and cooling down to room temperature. The bottom-gate top-contact type field effect transistors (FETs) with the polycrystalline thin films exhibited high FET mobility of 16.6 cm2/Vs in the average of 12 devices and 22.4 cm2/Vs in the maximum. The FETs exhibited thermal durability up to 200℃ thanks to solid-like nature of the SmE phase.</p>

    We have investigated processability of mono-alkylated Phenyl-benzothienobenzothiophene (Ph-BTBT) derivatives having various alkyl chain lengths from C6 to C14 in fabrication of polycrystalline thin films by solution process and their characteristics of field effect transistor (FET). All Ph-BTBT derivatives show smectic E (SmE) phase and give uniform polycrystalline thin film easily when the SmE films are used as a precursor. The Ph-BTBT derivatives having short alkyl chain lengths show high solubility and good solution processability because they exhibit SmE phase at low temperatures, while Ph-BTBT having long alkyl chain length show relatively low solubility, but give high FET mobility over 15 cm2/Vs after thermal annealing.

    Solution-processed organic devices have advantage in terms of low cost and large area fabrication. However, it is difficult to make multilayer structures by the solution processes because solvent dissolves the first layer when making the second layer. In this study, we investigate to make a double layered structure by one-step spin-coating technique from a liquid crystalline organic semiconductor/polymer mixture solution, and characterized the double layered structure by water contact angle measurements and the performance of organic field effect transistors of this structure. The results indicate that a thin layer of a liquid crystalline organic semiconductor was formed on a polymer layer, and it gives FET performance as good as that of single layered FETs.

    We have investigated carrier collection efficiency (CCE) in organic bulk-hetero junction solar cells with a calamitic liquid crystalline organic semiconductor. We found CCE of molecularly ordered thin-film was about 7 times higher than that of non-ordered one, and enhanced carrier collection led to improvement of a power conversion efficiency of the cell from 0.035% to 1.2%. This result indicates self-organization of liquid crystalline materials is beneficial for further improvement of the bulk-hetero junction solar cells.

    We have investigated the effect of thermal annealing on FET performance in OFETs fabricated with polycrystalline thin films of a liquid crystalline organic semiconductor, i.e., 2-phenyl-7-octyl-benzothienobenzothiophene (Ph-BTBT-10), which were prepared by spin-coating at liquid crystalline temperature. We found that high FET mobility over 10cm^2/Vs was achieved in TFTs after thermal annealing in a crystal phase temperature of 120℃ for 5 min, which is comparable to those of oxide FETs such as IGZO and may lead to a breakthrough of organic semiconductor devices such as active matrices for high definition LC and OLED displays.

    We have investigated features of liquid crystalline materials for organic polycrystalline field effect transistors (OFETs) with a model liquid crystalline material of 5,5"-dioctylterthiophene (8-TTP-8). Bulk mobility in polycrystalline thin films of 8-TTP-8 via its liquid crystalline phase was easily determined by time-of-flight experiments. Furthermore, we could evaluate impurity contamination
    that caused electrically active trap states in the films by analysis of transient photocurrents in liquid crystal phase. We could fabricate uniform and less defective polycrystalline thin films for OFETs by spin-coating its solution at liquid crystal temperatures, with which we fabricated OFET exhibited high mobility of 0.18 cm2/Vs.

    We investigated charge-carrier transport in the nematic phase of small molecules such as 2-phenylbenzothiazoles by time-of-flight experiments, in which the conduction mechanism has been considered to be ionic. As a result, we established the hole and electron transports in the nematic phase of highly purified samples: we found that there were two transits, namely, fast and slow transits, in less pure samples; the slow transit was attributed to ionic conduction originating from trace amounts of impurities and the fast transit was attributed to electronic conduction whose attribution was elucidated by mobility changes in the diluted samples with a hydrocarbon of n-tetradecane (n-C14H30). From these results, we conclude that the intrinsic conduction mechanism in the nematic phase of small molecules is ambipolar and electronic, irrespective of the size of the pi-conjugate system of the core moiety. Thus, they provide a new insight into the conduction mechanism in fluidic materials.

    We have reinvestigated the charge carrier transport properties in a liquid crystal of 2-(4-heptyloxyphenyl)-6-dodecylthiobenzothiazole (7O-PBT-S12), for which the electronic conduction was first established in rodlikeliquid crystals and for which the highest hole mobility in the smectic A (SmA) phase ever achieved wasreported. We found that 7O-PBT-S12 exhibited three crystal phases, one of which appeared in a limitedtemperature range of 10C just below the phase transition temperature from the SmA phase. In this crystalphase, nondispersive transient photohole currents were observed in time-of-flight experiments, and its holemobility was determined to be 8 x 10^-3 cm2/Vs, slightly higher than that reported previously in the SmAphase. For the SmA phase, however, the hole mobility was 1 x 10^-4 cm2/Vs. Furthermore, we establishedthe electron transport in the SmA phase of purified 7O-PBT-S12, whose mobility was the same as the holemobility in that phase. In order to confirm generality of the new findings in 7O-PBT-S12, we investigatedthe carrier transport properties of its derivative having a short hydrocarbon chain, 2-(4-heptyloxyphenyl)-6-butylthiobenzothiazole (7O-PBT-S4), and obtained comparable results. The present results correct a mistakein the previous report and give an idea of what a typical mobility in the SmA phase is. On the basis of theseresults, we discuss what determines the charge carrier mobility in smectic mesophases.

    We have investigated the anisotropy of carrier mobility in smectic liquid crystalline semiconductors, i.e., aklylalkoxybiphenyls, by time-of-flight technique using a thin layer of titanium oxide as a carrier generation layer. We prepared vertically and horizontally aligned liquid crystal cells by controlling cooling rates from the isotropic phase, and measured the transient photocurrents to determine the charge carrier mobility in each cell. The photo-generated holes in the titanium oxide layer were successfully injected into the biphenyl layer irrespective of the molecular alignment in the cells. The carrier mobility in the horizontally aligned cells was about 10-3 cm2/Vs irrespective of biphenyls, while the mobility in the vertically aligned cells depended on the molecular length of the biphenyls. The anisotropy of the carrier mobility was determined to be about 103 for 4-butyl-4'-propoxybiphenyl, as was expected on the basis of the hopping conduction mechanism.

    p-Terphenyl derivatives (4,4"-dialkoxy-2-alkyl-terphenyls), which were substituted at 2-position with methyl, isopropyl and t-butyl were synthesized. These compounds exhibited smectic mesophases at lower temperatures compared with non-substituted p-terphenyl derivatives and better solubilities in common organic solvents. By time-of-flight measurements, their carrier transport properties were studied. Both electron and hole are mobile in the p-terphenyls and the mobility was determined to be 5x10-4cm2/Vs and 1x10-2cm2/Vs in smectic C and G phases, respectively. We attributed these mobilities to the intrinsic nature of electronic conduction in the p-terphenyls.

    We have investigated the crystallographic features and charge carrier transport properties of polycrystalline films of both triphenylene and terthiophene derivatives, which are one of the representative materials of discotic (disc-like) and calamitic (rod-like) liquid crystals, respectively. Because of the enhanced anisotropy with the hydrocarbon chains in their molecular structure and the pre-ordered molecular alignment in liquid-crystalline phases, the polycrystalline films of liquid crystals, which exhibit a particular texture indicating that the molecular alignment in the liquid-crystalline phase is well preserved, suppress the formation of grain boundaries across conduction channels and exhibit clear hole transport even in several-micrometer thick films. The present results indicate that liquid-crystalline molecule can be a good candidate for preparing quality organic polycrystalline semiconductor thin films.

    It is easy to fabricate high uniform polycrystalline thin films having high thermal stability by solution process using liquid crystalline materials. Especially, our developed liquid crystalline phenyl-benzothienobenzothiophene derivative (Ph-BTBT-10) exhibits highly ordered liquid crystal phase and uniformity and thermal stability of Ph-BTBT-10 crystalline films are much improved. The mobility of polycrystalline thin films of Ph-BTBT-10 after thermal anneal shows high average mobility over 10cm^2/Vs and variation of the mobility is less than 10% in 22 TFT devices. We conclude that it is important to use the liquid crystallinity for applicative organic thin film transistors.

    Ferroelectric liquid crystals can be regarded to be a multi-functional material exhibiting the charge carrier transport as an organic semiconductor and the remnant polarization as a ferroelectric material simultaneously. According to this point of view, we have investigated the electrical properties at the interface of a polarized liquid crystal and the electrode surface, and found significantly enhanced charge inject at the interface, resulting in space charge limited current at the a vey low electric field of 10^4V/cm. We also applied it to enhance charge injaection for organic light emitting diodes.

    We have developed a new soluble liquid crystalline FET material of beozothienobenzothiophene derivative having highly ordered liquid crystal phase and investigated the polycrystalline thin films fabricated at various temperatures. It was found that uniform thin films were fabricated not only at high temperature over 100℃ but also at a low temperature of 65℃. And the FET fabricated with the polycrystalline thin films exhibited a high mobility over 5 cm^2/Vs, which was hardly changed even after the thermal stress up to 140℃ for 5 min. This new material is very promising for practical applications of FET.

    We have studied positive charge carrier transport in each domain of poly domain texture in discotic hexagonal plastic phase of triphenylene derivative, Hexabutyloxytriphenylene (H4T). We observed transient photocurrent with multi-kinks in polydomain texture having large domains over a few mm, some of which indicated a slower transit than that corresponded to the mobility of 10-2 (cm2/Vs) reported previously. It was clearly shown that the mobility in a perfect homeotropic domain is 10-2 (cm2/Vs), on the other hand, that in a tilted domain is 10-3 or 10-4(cm2/Vs) by proving each domain with a selective illumination technique in time-of-flight experiments.

    We have analyzed the transient photocurrent exhibiting twotransite in Sm phases of phenylnapthalene derivative, which are attributed to electronic and ionic conductions, by computer aided simulation with a multiple-trapping model and ion diffusion.     I have investigated the origin of high charge carrier mobility in crystalline thin films of liquid crystalline organic semiconductors after changing crystals structure by thermal annealing. The thermal annealing induced the transformation from monolayer to bilayer crystal structures on the surface of substrates, which are same structures as liquid crystal and single crystal, respectively. The organic transistors with proper electrode show low contact resistance and the mobility is close to the intrinsic mobility of crystalline thin films.

    Mono-alkylated liquid crystalline molecules, which have an alkyl side chain with conjugated aromatic system that is carrier transport moiety, give us organic transistor having high mobility, because the crystalline structure is bilayered crystal structure of aromatic systems and increases the carrier transport path on inter layers. Thin films having the bilayered crystal structure are fabricated from the film having mono layered crystal structure via uniform liquid crystalline films by thermal or solvent vapor annealing. These bilayered crystal structure and organic transistors having high mobility are also realized by other mono-alkylated liquid crystalline molecules. Thus, mono-alkylated liquid crystalline organic semiconductors are a good candidate as organic transistor materials having good solution processability and high mobility.

    I have investigated the organic transistor materials having supercooled liquid crystal phase in order to realize both high solution processability and high thermal durability of polycrystalline thin films. The developed materials having a supercooled liquid crystal phase show high solution processability at room temperature and high FET mobility over 10cm2/Vs after thermal annealing at 120 oC for 5minutes, despite of polycrystalline thin films. Furthermore, the high mobility is hardly changed after thermal stress up to 140 oC because the materials have an asymmetric phase transition behavior in cooling and heating process. I succeeded the development of quality organic transistors materials having high solution processability, high thermal durability, and high mobility.

    I have tried to investigate the fabrication of P-N-nano-structure and its application to organic thin film solar cells. I chose the fullerene derivative and liquid crystalline materials as N-type and P-type semiconductors, respectively. In the materials having lower ordered liquid crystal phases, the liquid crystal phase disappeared in low-concentration mixture with fullerene derivative(less than several%). On the other hand, in the material having highly ordered liquid crystal phase, mesophase appeared in spite of high-concentration mixture with fullerene. This fact indicates that the highly ordered liquid crystal is very effective for fabrication of nano-structure using liquid crystal phase. I also developed liquid crystalline materials having highly ordered liquid crystal phase and measured their carrier transport properties, and developed fabrication of very uniform thin film using liquid crystal phases.

  • 分子凝集相における電子・イオン伝導チャネルの形成と制御

    棒状液晶物質をモデルとして、ポリアニリンによるドーピングによる電子伝導、及び、イオン液体によるいイオン伝導のバルクキャリア濃度の制御、及び、それを利用した液晶物質を半導体層とするTFT特性の改善について検討した。
    ポリアニリンを所定量ドープした8-TTP-8の低電界下での電流特性は、その濃度に依存して増加し、増大し、最大4桁(1wt%時)増大が見られた。一方、ポリアニリンのHOMO準位よりもホールに対してエネルギー的に高いHOMO準位を持つNaphthalene系液晶8-PNP-012ではこの現象は観測できなかった。さらに、ドープされた試料のtime-of-flight法による過渡光電流の測定から、濃度によらず移動度は未ドープの試料と変わらないことから、ポリアニリンは液晶中では液晶分子が形成するスメクティック層の層間に存在しているものと考えられた。8-TTP-8の多結晶薄膜を有機半導体層として作製したボトムゲートFETの素子特性は未ドープのFETの特性に比べ、on電流、及び、ゲート電圧に対する電流の立ち上がりの改善が見られ、移動度は約2倍の0.2cm^2/Vsまで改善された。
    イオン液体によってドープした8-TTP-8の液晶相ではイオン液体の種類による伝導度の違いはあるものの、いずれの場合も濃度に依存して伝導度の上昇が観測され、結晶相では高濃度ドープした試料を除いてその濃度に係わらず、未ドープ試料の示す伝導度との違いが見られなかった。この特性は、8-PNP-012の場合も基本的に同じ結果を与えた。これらの結果は、ドープされたイオン液体が液晶物質の中で解離し、イオンとして伝導に寄与していることを示している。イオン液体の種類による伝導度の違いは液晶物質中におけるイオン液体の解離の違いによると考えられた。

    平成19年度は(1)加熱スピンコートによる多結晶薄膜作製の詳細な検討(2)平成18年度に検討した棒状液晶系(チオフェン系)、円盤状液晶(フタロシアニン系)の多結晶薄膜を用いた有機トランジスタの作製および評価(3)新規な液晶材料(チオフェン、ペリレン系)の多結晶薄膜の電荷輸送評価および有機トランジスタの作製および評価を行った。
    (1)液晶相を示す温度における加熱スピンコートを行った際のみ、均一な薄膜作製が可能であった。従って、液晶相においてスピンコートをすることが均一な薄膜作製には重要であることが示唆された。
    (2)棒状液晶においては良好なトランジスタ特性を示し、移動度(>10^<-2>cm^2/Vs)が過渡光電流測定法で求まる移動度(粒界の影響を受けていない移動度)と一致したのに対し、円盤状液晶においては良好なトランジスタ特性は示さなかった(移動度<10^<-5>cm^2/Vs)。これは配向制御が容易な棒状液晶においては粒界方向を制御でき粒界の影響を受けない電荷輸送特性になったのに対し、円盤状液晶は分子配向制御ができず、粒界の影響を強く受けたためと示唆された。
    (3)過渡光電流測定法により高移動度(>0.1cm^2/Vs)を示すターチオフェン液晶、およびペリレン液晶を上記と同様な方法でトランジスタを作製したところ、それぞれ、pチャネル、nチャネルで動作し、移動度が0.1cm^2/Vsを超えることを見出した。
    このように液晶性物質の多結晶薄膜は、(1)液晶相を用いることで通常では困難なウエットプロセスによる均一な多結晶薄膜の作製が可能、(2)液晶相を経由することで分子配向制御させた多結晶薄膜作製が可能、(3)粒界方向を制御でき電荷輸送方向には粒界の影響が少ない、といった特徴を有することが明らかになった。その結果、通常の多結晶材料の真空蒸着法で示されるような高移動度(>0.1cm^2/Vs)を示すpチャネル、nチャネルのトランジスタをウエットプロセスで実現させることに成功した。
