    Almost impurity- and defect-free barium titanate (BaTiO3) nanoparticles with various sizes from 20 to 430 nm were prepared using 2-step thermal decomposition method. The powder dielectric measurement method indicated that the dielectric permittivity of BaTiO3 particles with a particle size of 140 nm exhibited a dielectric maximum of 5,000. Nano-structures of BaTiO3 nanoparticles were analyzed using a composite structure model. It was found that BaTiO3 nanoparticles had a composite structure consisting of (i) inner tetragonal core, (ii) gradient lattice strain layer (GLSL) and (iii) surface cubic layer. The crystal structure of each region didn't depend on particle size while the volume fraction of the GLSL and the surface cubic layer increased with decreasing the particle size. These results suggested that the size effect of BaTiO3 nanoparticles originated from the composite structure.

    第6世代移動体通信システム「6G」は様々な社会問題の解決や新たな価値の創出に利用されるであろう未来技術である。6Gを構築するにあたり高周波フィルタ用の低損失誘電体材料が必要であるが、6Gの周波数帯域(100 GHz超の帯域)で利用できる適切な材料は未だ見出されていない。本研究では、独自技術であるテラヘルツ分光エリプソメータシステムを用いて、6Gの高周波フィルタ材料として応用が期待される結晶、ガラス、コンポジット、結晶化ガラスの複素誘電率を広い周波数帯域で測定する。また、100 GHz帯での誘電率・誘電損失の起源を定量的に明らかにする。
    該当年度は前年度に引き続き、テラヘルツ分光エリプソメータシステムを用いて様々な材料の複素誘電率を測定し、6Gの周波数帯域で利用できるような誘電体材料の探索を行った。特に、トリルチル型化合物の多結晶体(セラミックス)では、元素置換によりルチル型構造に近付けるような材料設計を行うと、誘電率の温度係数をゼロに近付けることが可能であることがわかった。また、第一原理フォノン計算や計測したTHz誘電スペクトルの解析により、誘電率の温度係数がゼロに近づく原因を明らかにした。誘電損失も同時に低減可能であることから、高周波向け誘電材料として有望であることを見出した。また、無機フィラーを分散させたポリマーコンポジット材料のTHz誘電スペクトルを測定し、THz帯では無機フィラーの粒径等がコンポジットの誘電率に影響し、コンポジットで一般に適用されるような混合則で説明できないことが明らかになった。今後、誘電特性の起源を明らかにしていくことが重要である。

    該当年度は、テラヘルツ分光エリプソメータシステムを用いて、様々なガラス材料の複素誘電率を測定した。特に、様々なアルカリイオンを添加したシリケートガラスを作製し、100GHz超の帯域の複素誘電率を決定する誘電分極メカニズムについて検討した。その結果、軽いアルカリ金属イオンを添加したシリケートガラスでは誘電分散が比較的小さい(誘電率が周波数にあまり依存しない)のに対して、重いアルカリ金属イオンを添加したシリケートガラスではGHz~THz帯における誘電分散が大きい(誘電率が周波数に大きく依存する)ことが明らかになった。また、大きな誘電分散の影響により、100 GHz超帯の誘電損失は、重いアルカリ金属イオンを添加したシリケートガラスで大きくなった。また、幾つかの結晶質の低損失誘電体材料に関しても検討を行った。該当年度に検討した中では、ルドルスデン-ポッパー相のSr2RuO4系誘電体の分極メカニズムを明らかにし、同材料が低損失材料として有望であることを見出した。

    In this study, we found a possible method to reduce the anisotropy of the thermal stress generated on langasite-type La3Ta0.5Ga5.5O14 (LTG) piezoelectric crystals arising from the mismatch of the thermal expansion coefficients and Young’s moduli of the crystals and metals at high temperatures. We attempted to replace La3+ in LTG by a larger ion and considered Sr2+. Single crystals of strontium-substituted LTG (Sr-LTG) were grown using the Czochralski method. The anisotropic thermal stress was reduced effectively.
    We also clarified a relationship between piezoelectric property and crystal structure in melilite-type crystals. Based on this knowledge, strontium-substituted calcium magnesium silicate Ca2MgSi2O7 (Sr-CMS) single crystals have been grown. The Sr-CMS crystal has piezoelectric d’31 constant 2.1 pC/N and its compressive strength 830 MPa.
    Both the Sr-LTG and the CSMS30 single crystal is a superior candidate material for pressure sensors at high operating temperatures.

    強誘電体の強誘電性や誘電分極のメカニズムは、カチオン-アニオン間の結合状態と深く関わっているので、結晶中のアニオンサイトを変化させて誘電・強誘電特性を制御することが可能であるはずである。本研究では、ペロブスカイト型酸窒化物および酸硫化物の強誘電体関連物質を合成し、部分窒化あるいは部分硫化による誘電分極への影響をフォノンおよび電子状態の観点から明らかにすることを目的としている。
    本年度は、チタン酸バリウム(BaTiO3)単結晶をアンモニア気流中で熱処理することで部分窒化したBaTiO3単結晶を得ることができた。また、BaTiO3単結晶とBaCN2と共に封入して熱処理を行うことでも部分窒化した単結晶が得られた。誘電率を測定した結果、20~160℃の温度範囲で得られた酸窒化物単結晶は酸化物単結晶よりも誘電率が高いことが明らかになった。また、部分窒化によりキュリー点が増加した。キュリー点以下の強誘電相において誘電率が増加したのは、熱処理によって生じたドメイン構造に主に由来する。一方、キュリー点以上の常誘電相で誘電率が増加したのは、イオン分極が増加したことに起因すると考えられる。また、パルスレーザー堆積法でLaドープチタン酸SrTiO3単結晶上に成長させたBa(Ti,Nb)O3薄膜をアンモニア気流中で熱処理することによって、Ba(Ti,Nb)(O,N)3薄膜を得た。得られた試料は面直方向にc軸配向したエピタキシャル薄膜であり、c軸方向の誘電特性を測定することができた。c軸方向の誘電率は部分窒化によって減少した。
    一方、チオ尿素を使った化学溶液堆積法によってBaTiO3系酸硫化物薄膜の作製を試みた。作製された薄膜は-2価の硫黄を含むことが実験的に確かめられ、Ba(Ti,Nb)(O,S)3が得られたことを示唆する。この薄膜に関して、誘電特性を評価し、部分硫化による効果を明らかにした。

    In this study, a terahertz spectroscopic ellipsometer system was constructed to measure the complex permittivity of inorganic solid materials in the millimeter to terahertz wave band. By analyzing the measured data, we aimed to understand ion dynamics, which is the origin of dielectric properties or ion conductivity. In particular, the order-disorder mode of barium titanate-based ferroelectrics, size effect of the same material system, dielectric polarization mechanism of lead-based relaxor ferroelectrics, and concerted action of ion diffusion and phonons in lithium ion conductors were clarified.

    The possibility of a solid-state ion capacitor that uses the long-range motion of ions in a solid to generate polarization has been verified as an energy storage device. The discharge amount of the solid ion capacitor using lithium lanthanum oxide as a solid electrolyte increased with due to the specific surface area of the electrode and the electric field applied to the electrolyte. A typical charge / discharge characteristics were also observed in the capacitors using lithium oxide glass as the electrolyte. A thin-layer capacitor was prepared using lithium oxide glass and nickel foil. The new concept of Faraday current barrier has made it possible to significantly improve charge / discharge efficiency and high voltage charge / discharge operation of the capacitor.

    In this study, we investigated the possibility of ghelenite (CAS) crystals to apply to chemical and bio sensors. All the electroacoustic constants and their temperature dependence of the CAS crystals were determined by investigating each vibration mode. Both positive and negative temperature coefficients were obtained for piezoelectric constants. It is expected that the near-zero temperature coefficient of delay of bulk acoustic wave and surface acoustic wave (SAW) can be realized by optimizing the cutting directions in the CAS crystals. Some of the theoretical and experimental SAW characteristics were revealed. We also found that CAS possess cell proliferation ability and bone differentiation ability. With further characterization, it is expected to obtain the most suitable cutting directions and planes of the crystals for SAW application of the CAS crystal.

    On-board vehicle applications dictate the need for drastically improved power densities of Lithium ion batteries. We proposed composite cathodes with loading of ferroelectrics as an artificial interfacial layer, in attempt to promote Li diffusion at active materials-electrolyte interface. In fact, we succeeded to drastically improve the high rate capability of LiCoO2 by loading of small amount of ferroelectric BaTiO3. A series of experimental results (e.g., impedance analysis and thin film battery) implied that ferroelectrics-active material-electrolyte triple-phase junction where the electric field is intensified acts as an active Li pathway and the triple junction density is a dominant parameter determining power density.

    In order to propose a method for design of ferroelectric materials, we synthesized some novel ferroelectric-related materials as case studies and tried to crystallographically explain the dielectric and ferroelectric properties. Especially, by measuring the dielectric permittivity of a novel silicate ferroelectric compound and mixed-anion dielectrics in a wide frequency range, it was possible to comprehensively understand the dielectric properties from the viewpoint of electronic structureand lattice vibration, etc. This research presents a research process that quantitatively connects the relationship among the crystal structure, lattice vibration, and dielectric properties, and therefore the process is thought to lead to a design method for the next generation ferroelectric materials.

    In this study, we report growth and electrical properties of Ca2Al2SiO7 (CAS) and its modified single crystals with melilite-type structure. These crystals showed high chemical stability, stable piezoelectric property, and high resistivity even at high temperature. Moreover, these crystals were easily grown by a conventional bulk growth technology. This study also demonstrated superior combustion sensor performance using these crystals even at 700 degree C. These results suggest that CAS and its modified crystals are the most promising candidate materials for piezoelectric sensor application at high temperatures.

    This study aimed for developing new lead-free electro-optic (EO) materials with superior performance to lanthanum-added lead zirconate titanate (PLZT). A measuring system of EO-effect was developed for opaque polycrystalline samples prepared by conventional solid state reaction process. Materials studied were pseudo-cubic provskite relaxors. We found that some barium titanate-based relaxors with the composition of barium titanate added with barium zirconate, calcium titanate and barium tin oxide exhibited higher EO-effect than that of PLZT. The EO-coefficients showed a maximum at room temperature and decreased with increasing temperature. The temperature dependence of the EO-coefficients was similar to that of permittivity of these materials.

    We demonstrated the grain size effect on the dielectric properties of BaTiO3 based ceramics fabricated by a two-step sintering method and aerosol deposition method. In the case of pure BaTiO3 ceramics, the grain size effect, where the permittivity showed a maximum at around 1 μm, was interpreted as the superposition effect of domain-wall contributions and grain boundary effect. Moreover, the size effects of (Ba,Ca)TiO3 and Ba(Zr,Ti)O3 ceramics, which were expected to be next-generation dielectric materials, were also investigated.

    It is necessary to enhance polarization to obtain new materials with giant dielectric constants. Polarization is given by the product of charge and its displacement. We tried to enhance the polarization using migration of electrons in the artificial structures. Two kind of artificial structures, artificial superlattices with two conductive atomic layers and imhomogenous structure formed by spinodal decomposition, were formed, and found that the electron migration in these artificial structures enhance the polarization, giving rise to an marked increase of dielectric constants. The similar enhancement was observed when the ionic migration in a solid electrolyte was use to generate polarization.

    Surface structure of barium titanate (BaTiO3) particle is different from inner structure, and the dielectric properties of BaTiO3 nanoparticles depend on the particle structure. In this study, it was found that the particle structure and permittivity depended on defect concentrations and chemical composition. Low permittivity was due to the thick surface layer with low permittivity. The dielectric properties of ferroelectric fine particles were explained by their particle structures.

    Sub-millimeter wave spectroscopic ellipsometry has been developed to study the size effect of barium titanate and the phase transition behaviors of barium titanate-based relaxors. Ellipsometer is equipment which measures the change of polarizing state of reflected light to determine the complex dielectric permittivity of materials. Accuracy of the ellipsometer developed in this study was verified and the complex permittivity of a barium titanate single crystal was directly determined using it. S for the size effect, the permittivity of barium titanate ceramics increased with decreasing grain size when the grain size was over 1.1μm, while that decreased when the grain size was below 1μm. Most of the domains in BaTiO_3 grains had simple lamellar structures, and 90° domain width decreased with decreasing grain size. Based on wide band dielectric spectroscopy, the domain contribution to the permittivity was investigated. In BaTiO_3 ceramics with grain sizes over 1μm, the dipole and ionic polarizabilities were enhanced by the high domain density. In contrast, for the BaTiO_3 ceramics with grain sizes below 1μm, these polarizabilities were weakened. As for the phase transition of barium titanate-based relaxors, wideband dielectric spectra from kHz to THz were measured for ceramics of BaTiO_3 (BT), Ba_<0.6>Sr_<0.4>TiO_3 (BST-0.6) and BaZr_<0.25>Ti_<0.75>O_3 (BZT-0.25). The behavior in the dipole polarization near the dielectric maximum temperature (T_m) in BST-0.6 and BZT-0.25 could be explained by the behavior in polar nanoregions (PNRs), while the ferroelectric domains contribute to dipole polarization in BT. Relaxation in BT could be interpreted as successive change in polarization behavior from normal ferroelectrics to relaxor ferroelectric via DPT ferroelectrics.

    本研究は,チタン酸バリウム(BaTiO_3)ナノ粒子の誘電特性が粒子サイズによって変化する現象,いわゆるサイズ効果を解明するために行なった。まず,シュウ酸塩の2段階熱分解法という方法によって,不純物や欠陥濃度が極めて低いBaTiO_3ナノ粒子を作製し,誘電率の粒子サイズ依存性について検討した。その結果,粒子径140nm付近で比誘電率が約5,000という極大値を示すことを見出した。この理由を明らかにするために,BaTiO_3ナノ粒子が持つ粒子複合構造に着目した。高輝度放射光X線回折によって得られたBaTiO_3ナノ粒子の回折パターンについて精密解析を行なった結果,BaTiO_3ナノ粒子が内部正方晶層(バルク層),格子歪の傾斜層(Gradient-Lattice-Strain Layer,GLSL),表面立方晶層の3層構造で構成されることが明らかになった。このGLSLは正方晶から立方晶へ連続的に構造が変わる層で両者の相転移の過渡的な構造を反映し,結晶内ポテンシャルの平坦化により極めて高い誘電率を有すると推定される。一方,表面層は低誘電率の常誘電層であると考えられる。これら3層の誘電率を仮定し粒子全体の誘電率をシミュレーションした結果,粒子径140nmにおいて誘電率が極大を生じる現象を再現することができた。さらに,微粒子の誘電率は,表面立方晶層およびGLSL層の厚みにより支配され,立方晶層が厚い場合には,誘電率は粒子径の減少とともに単調に減少することが明らかとなった。GLSLの存在を考慮した複合構造モデルに基づくと,強誘電体微粒子の臨界径,誘電率の粒子サイズ依存性,誘電率の温度依存性,キュリー点の粒子サイズ依存性などの現象が一般的に説明でき,これまで不明であった強誘電体微粒子のサイズ効果が本研究により明らかになったといえる。
