    Abstract

    The delafossite-type CuFeO2 is a promising p-type semiconductor for photocatalytic water splitting under sunlight due to its suitable bandgap and earth-abundant constituent elements. However, the synthesis of single-phase CuFeO2 thin films is often hindered by Fe-rich secondary phases such as γ-Fe2O3 and CuFe2O4, resulting in poor crystallinity. We obtain stoichiometric and high-quality CuFeO2 epitaxial films by using pulsed-laser deposition with an intentionally oxidized target containing Cu(II) ions, a mixture of CuFe2O4 and CuO. In contrast, the use of a pure CuFeO2 target with Cu(I) ions results in the formation of Fe-rich thin films, including CuFe2O4 secondary phase due to surface reduction of the Cu(I) target induced by laser ablation. Structural, optical, and spectroscopic characterizations combined with density-functional-theory simulations reveal that Cu 3dz2–O 2p states dominate the valence-band maximum, while Fe 3d states are located at the conduction-band minimum, with a bandgap of 1.44 eV in the stoichiometric CuFeO2 films. We provide a successful route for synthesizing high-quality delafossite-type CuFeO2 films, which is crucial for designing their semiconducting properties via chemical doping and forming artificial heterostructures for photocatalytic applications.

    Bandgap engineering of β-Ga2O3 is essential for advancing its electronic and optoelectronic applications. However, the growth of high-quality heteroepitaxial structures is often hampered by large lattice mismatches. In this study, we design (AlxScyGa1−x−y)2O3 quaternary alloys in the form of both polycrystalline powders and heteroepitaxial films and demonstrate their lattice matching to β-Ga2O3. Powder x-ray diffraction (XRD) measurements reveal that the lattice parameters of monoclinic (AlxScyGa0.8)2O3 match those of β-Ga2O3 when x/y = 1.5–3.2. (AlxScyGa1−x−y)2O3 thin films are grown on β-Ga2O3 (100) substrates by pulsed-laser deposition by varying the composition ratio x/y and the total substitutional fraction x + y. Nearly perfect lattice-matched epilayers with uniform composition and crystal structure are obtained up to x + y ∼ 0.6, as confirmed by XRD and scanning transmission electron microscopy. Electron energy loss spectroscopy reveals a tunable bandgap from 4.5 to 5.8 eV. These results demonstrate that (AlxScyGa1−x−y)2O3/β-Ga2O3 heterostructures are promising platforms for ultrawide-bandgap semiconductor devices.

    Abstract

    We investigated the origin of collective electronic phase transitions induced at the heterointerface between monoclinic insulating VO 2 and rutile metallic electron-doped VO 2 layers using in situ soft X-ray photoemission spectroscopy (PES) and X-ray absorption spectroscopy (XAS) on nanoscale VO 2 /V 0.99 W 0.01 O 2 (001) R bilayers. Thanks to the surface sensitivity of PES and XAS, we determined the changes in the electronic structure and V–V dimerization in each constituent layer separately. The layer selective observation of the electronic and crystal structures in the upper VO 2 layer of the bilayer indicates that the monoclinic insulating phase VO 2 layer undergoes a transition to the rutile metallic phase by forming the heterointerface. Detailed temperature-dependent measurements reveal that the rutile metallic phase VO 2 undergoes a transition to the monoclinic insulating phase with a decrease in temperature, as in the case of a VO 2 single-layer film. Furthermore, during the temperature-induced phase transition in the VO 2 layer, the spectra are well described by an in-plane phase separation of the rutile metallic and monoclinic insulating phases. These results suggest that the interface-induced transition from the monoclinic insulating to the rutile metallic phase in the VO 2 layer of bilayers occurs as a collective phase transition derived from the static energy balance between the interfacial energy and the bulk free energies of the constituent layers.

    The band alignment at the interface is one of the fundamental parameters for designing electronic devices and artificial functional materials. However, there is no firmly established guideline for oxide heterostructures, limiting the functional design of oxide heterostructures. Here, we provide spectral evidence that the band diagram of oxide heterointerfaces is well described by the Zhong and Hansmann scheme based on the common anion rule [Z. Zhong and P. Hansmann, Phys. Rev. X 7, 011023 (2017)]. By utilizing the elemental selectivity of Ti 2p–3d resonant photoemission for the Ti 3d state near the Fermi level, we directly visualize the presence or absence of charge transfer from the overlayer films to SrTiO3 in prototypical heterointerfaces of SrVO3/SrTiO3 and SrNbO3/SrTiO3. It is found that the charge transfer occurs in SrNbO3/SrTiO3 but not in SrVO3/SrTiO3, as predicted by the Zhong and Hansmann scheme, indicating that the presence or absence, as well as the sign and amount, of interfacial charge transfer is predicted by this scheme. Our findings provide guidelines for designing and controlling the functionalities in oxide nanostructures.

    Abstract

    Some oxide nanostructures have recently been shown to host quantum well (QW) states that are promising for quantum device applications by designing the wave function of their strongly correlated electrons. However, it is unclear why QW states only appear in certain oxides, limiting the possibilities of wave-function engineering. Here, we demonstrate that the electron mean free path λ is one of the essential conditions to form standing waves of strongly correlated electrons in oxide nanostructures. We have investigated the QW states formed in SrTi1–xVxO3 (STVO) ultrathin films using in situ angle-resolved photoemission spectroscopy. The controllability of λ in STVO while maintaining an atomically flat surface and chemically abrupt interface enables us to examine the evolution of QW states with varying λ. A detailed analysis reveals that the intensity of the QW states is almost linearly correlated to λ and may disappear at the Ioffe–Regel criterion, corresponding to the nearest neighbor inter-vanadium distance in STVO. Our findings provide design guidelines for creating and controlling novel quantum phenomena in oxide nanostructures.

    Development of p-type transparent conducting materials has been a challenging issue. The known p-type transparent conductors unsatisfy both of high transparency and high conductivity nor exhibit superconductivity. Here, we report on epitaxial synthesis, excellent p-type transparent conductivity, and two-dimensional superconductivity of Li1−<italic>x</italic>NbO2. The LiNbO2 epitaxial films with NbO2 sheets parallel to (111) plane of cubic MgAl2O4 substrates were stabilized by heating amorphous films. The hole doping associated with Li+ ion deintercalation triggered superconductivity below 4.2 kelvin. Optical measurements revealed that the averaged transmittance to the visible light of ~100-nanometer-thick Li1−<italic>x</italic>NbO2 was ~77%, despite the large number of hole carriers exceeding 1022 per cubic centimeter. These results indicate that Li1−<italic>x</italic>NbO2 is a previously unknown p-type transparent superconductor, in which strongly correlated electrons at the largely isolated Nb 4d<italic>z</italic>2 band play an important role for the high transparency.

    We developed a cryocooled YBCO vector magnet system for X-ray magnetic circular dichroism (XMCD) measurements. This system can generate a two-dimensional vector-controllable magnetic field in any chosen direction using two external power supplies and vary the photon polarization. The magnet mounted in the system is cryogen-free and conduction-cooled, and consists of two-axial split coils. The material of the coils is YBCO tape conductor. The peak vector magnetic field of 1.2 T is obtained. In this report, we describe specifications of the system, cooling and operating test results and XMCD measurement results using the system.

    I first constructed the two-AC Hall-effect measurement system. Using the inexpensive Neodymium permanent magnets and stepping motors, the AC magnetic field can be generated with the maximum frequency of as high as 100 Hz. The generation of the two AC signals was revealed from the lock-in detection, indicating the ideal output of two AC Hall voltage. Then, I demonstrated the two AC Hall-effect measurements with a typical oxide semiconductor of zinc oxide. I found that the similar Hall voltages were obtained from the two AC and usual DC Hall-effect measurements. These results indicate that the present two-AC Hall-effect measurement system is high sensitive and inexpensive technique to determine the electronic properties of materials.

    The transition-metal oxides, such as titania and hematite, are conventional materials utilized in various electrochemical cells because of their non-toxic, earth-abundant, and stable nature. This research aims at adding new electrochemical functionalities to them by combining the power of epitaxial growth techniques and newly developed phase-diagram analysis method. We implemented a compact electrochemical cell to test a number of thin-film samples. Representative achievements are summarized as follows: (i) band-gap narrowing in ferrite based films and orientation control of hematite films resulted in substantial improvement of visible-light driven photoelectrochemical water oxidations; (ii) complete and reversible superconductor-insulator transitions in lithium titanate films were achieved by Li-ion electrochemical reactions; (iii) superconductivity in higher titanium oxides films was discovered. Our approach is a powerful way to find new functionalities for sustainable society.

    We have succeeded in synthesis of four new double-perovskite oxides, each of which exhibits high degree of order in the arrangements of different transition-metal atoms, to reveal their ground-state magnetic order. Also, photoanodes consisting of epitaxial films of transition-metal oxide solid-solutions have been developed to demonstrate visible-light water oxidation enhanced via metal-to-metal charge-transfers. Moreover, using electrochemical Li-ion doping technique, we have realized reversible superconductor-insulator transition in a Li-containing titanate. These studies can be recognized to bring new trend in the framework of “oxide electronics”, and further development of functional oxide materials owing to their characteristic electronic structures is expected.
