    The development of strongly segregating block copolymers (BCPs) is essential for sub-10 nm pattern formation in next-generation semiconductor fabrication. Directed self-assembly (DSA) using BCPs addresses stochastic defects and rising costs in EUV lithography while enabling further miniaturization. This paper highlights the background and fundamentals of DSA, focusing on the design, synthesis, and phase separation control of a novel higher-χ BCP, PS-b-(PGMAF-r-PMMA), namely PS-b-PGFM, which exhibits χ values approximately 3.5 to 4.5 times higher than PS-b-PMMA and forms stable vertical lamellar structures with a 12.4 nm period on silicon substrates. DSA experiments on 300 mm wafers demonstrated high reliability, achieving defect-free sub-10 nm line patterns through optimized guide patterns and annealing. Additionally, new BCPs with peptide linkages at block junctions enable phase separation at lower molecular weights. Advances in higher-χ BCPs are expected to integrate DSA with existing semiconductor technologies, enabling precise, cost-effective nanoscale patterning.

    We investigated the effects of nano-structure (pore size and depth) on the thermoelectric properties of porous p-Bi_<0.4>Te_3Sb_<1.6> and n-Bi_<2.0>Te_<2.7>Se_<0.3> thin films.The cross-plane thermal conductivity of the porous p-Bi_<0.4>Te_3Sb_<1.6> and n-Bi_<2.0>Te_<2.7>Se_<0.3> thin films is 0.26 and 0.22 W m^<-1> K^<-1>, respectively. The value was significantly reduced from that of standard p- and n-type flush evaporated bismuth telluride films. The figure of merit (ZT) of the porous p-Bi_<0.4>Te_3Sb_<1.6> and n-Bi_<2.0>Te_<2.7>Se_<0.3> thin films is estimated to be ZT = 1.30, 1.47, respectively. We evaluated the thermoelectric power generation of porous and flat p-Bi_<0.4>Te_3Sb_<1.6> single cell. The output power is improved 25 % by nano porous structure.

    A new series of liquid crystalline epoxy monomers were prepared forhigh thermal conducting thermosets.     SynopsisDevelopment of a new series of self-assembling lithographic materials based on polyhedral oligomeric silsesquioxane(POSS) containing block copolymers was achieved. The POSS-containing diblock copolymer of PMMA-b-PMAPOSS was successfully synthesized via living anionic polymerization technique. Thin fi lms were prepared by spin-cast from the polymer solution on silicon wafers and subsequent solvent annealing. Dot-like nanostructures were successfully obtained in the thin fi lms. A long-range nanostructure ordering in the resulting thin fi lms was achieved by using two kinds of Directed Self-Assembly of PMMA-b-PMAPOSS.

    In this work, the first example of fabricating feature sizes less than 10 nm by using block copolymer lithography on an organic-inorganic hybrid block copolymer material is described. A unique class of well-defined block copolymers which contain polyhedral oligomeric silsesquioxane (POSS) was used for this achievement. Two POSS containing block copolymers (BCPs) with high a degree of polymerization of POSS and a narrow polydispersity index (PDI) were synthesized by living anionic polymerization of styrene (PS-b-PMAPOSS) or methyl methacrylate and methacrylate functionalized POSS (PMMA-b-PMAPOSS). Both BCPs indicate well-defined lamellar or cylinder microphase-separated domains. The excellent self-assembly characteristics of these BCPs in thin-films combined with the outstanding high contrast in etching resistance and etch selectivity between PS or PMMA and PMAPOSS blocks leads to well-ordered line or hexagonally packed hole structures with a hole diameter of 9 nm. A one step oxygen plasma exposure converts the soft mask into a hard mask. The synthetic flexibility and the simplicity and ease of the self-assembly and etching process make these materials very attractive for creating small feature sizes.<br>

    In this work, we prepared cyclic dimers C-n in which the spacers are folded between the mesogens to form an LC, and examined their characteristic LC properties. The smectic structure and the phase transition behavior are remarkably different from those in liner dimers L-n. These differences are explained as an effect of macrocyclization, which forces the spacer to fold and thereby causes the two mesogens within a molecule to face each other closely.

    令和5年度の研究実施計画の大きな柱は、前年度に達成した「カーボンナノチューブ(CNT)への高分子の確実な導入とTEMによる形態観察の基礎確立」に基づいて、東工大グループで合成したカーボンナノチューブ(CNT)内部の高分子の高分解能透過電子顕微鏡観察を引き続き行った。まず、令和4年度に問題となったロータリーポンプの油による試料の汚損について、ポンプの改良を行い、その結果、汚損が生じないことを確認した。また、ハロゲンをマーカーとしたハロゲン化高分子の観察では、電子エネルギー損失分光法(EELS)による元素分析によって、ターゲットとなるハロゲン原子の存在を確認した。さらに、CNTへの導入を行うために高分子に導入しているフラーレン(C60)分子についても、内殻励起損失スペクトルの微細構造を検討し、その構造安定性について確認した。他方、CとHのみから構成される高分子については、高分子に起因するEELSスペクトルがCNTのそれと重畳し高分子からのシグナルの同定が困難となる可能性があることがわかったため、窒化ホウ素ナノチューブ(BNNT)を用いてCNTと同様の分散・高分子の内包が可能かどうか検討を行った。
    また、合成面では、令和4年度に引き続き、原子移動ラジカル重合(ATRP)とクリック反応の組み合わせを用いて、片末端および両末端C60導入高分子の合成を行った。特にモノマーとして、クロロスチレンを用いた高分子に注力して検討した。また、制御型ラジカル重合(RAFT)による片末端C60高分子の合成に成功し、分子量制御について多少課題はあるもののポリスチレン(PS)やケイ素を有するPSの合成にも成功している。

    With the aim of pioneering highly reliable technology for creating three-dimensional co-continuous nanostructures in polymers, we succeeded in establishing a material creation technology based on precise volume fraction control of block copolymers by the click reaction, thereby solving fundamental issues that have not yet been clarified and creating a research foundation for developing nanostructured materials that have broad potential for development. The establishment of this synthesis technology was particularly important for the development of nanostructured polymer materials. In particular, it was a significant achievement that the establishment of this technology ensured the formation of three-dimensional co-continuous structures, such as gyroid interfaces, which had been difficult to reproduce in previous research.

    For developing advanced molecular placement technology and establishing a research foundation of sub-nano interface thin film materials utilizing the perpendicularly oriented interface of block copolymers, new block copolymers in which a variety of functional groups can be introduced were successfully developed.
    In particular, by introducing functional groups with excellent surface segregation properties, thinning of nanodomains, perpendicular orientation control, and long-range structural ordering in thin films were established. Detailed structural analysis of the surface and cross-section of the thin films revealed the process of the perpendicular orientation of the microphase-separated nanostructures from an experimental point of view. Based on the results of these fundamental studies, a path to the establishment of elemental technologies for the development of next-generation lithography materials and sub-nano interface thin film materials were successfully achieved.

    We performed molecular dynamics simulations to investigate the self-assembly mechanism of POSS-oligomer bilayer. At a first step, we selected a hybrid force field that could provide a reasonable estimate of the melting temperature (Tm) of the POSS molecules in the bulk. Note that in some previous studies, the Tm of POSS crystal was largely overestimated due to a high heating/cooling rate. Here we used the so-called interfacial method and successfully obtained the Tm much closer to the experimental value. Then, using the hybrid force field, we generated ideal POSS-oligomer bilayers that consisted of alternating POSS and oligomer layers, and characterized their thermal properties. It was found that the Tm of the POSS-oligomer bilayers monotonically decreased with the increase of the oligomer’s chain length, and that an asymmetric structure of the POSS-oligomer molecule played an important role on the thermal stability and self-assembly of the POSS-oligomer bilayers.
