    Abstract

    A high‐performance electro‐thermal micro‐actuator for active optical devices is demonstrated, fabricated via the direct laser writing (DLW) of laser‐induced graphene (LIG) onto a colorless polyimide (CPI) substrate. This approach leverages the unique combination of LIG's exceptional thermal conductivity (4.70–11.3 W m⁻¹K⁻¹, representing a two‐order‐of‐magnitude enhancement over CPI) and CPI's inherent transparency, flexibility, and high thermal stability. The LIG exhibits rapid thermal actuation of optically reflective surface with frequencies up to 2 kHz. Furthermore, the optically diffractive electro‐thermal actuators enable 0.5‐millidegree‐resolution beam steering with 0.9 s response times, transitioning the LIG actuators from the quasi‐steady state to an active regime. This high‐speed, high‐precision actuation mechanism demonstrates the potential for high‐speed dynamic optical control in compact systems, such as focus‐tunable lenses and beam‐steering devices. The single‐step DLW fabrication process on a readily available, flexible, and transparent substrate offers significant advantages in terms of cost‐effectiveness and scalability, making this approach highly promising for next‐generation lightweight, flexible, and integrated optoelectronic devices.

    A numerical model of the thermoreflectance of doped SiC substrate and typical numerical results are presented. The model considers the temporal response of the electron temperature and the number density of the electronic carriers. Calculated results show steep increase of electron temperature and the resulting increase of reflectivity. As a result, the reflected laser pulse is compressed by means of the temporal response of the thermoreflectance characteristics of SiC substrate. The technique can be used for the compression of ultrashort pulse laser light.

    Recent advances in measurement techniques using the photo-thermal effect have drawn more and more attention to the application in various fields. Especially, laser measurements are becoming increasingly important for the thermal design of electronic devices because these measurements can be applied to non-invasive and non-destructive measurement [1, 2]. We focus on the transient lens effect, which is a well-known photo-thermal phenomenon. As this effect is caused by the change of thermal properties or other physical properties, the measurements using this effect have the possibility to measure various materials information. This phenomenon has the optical property of a concave lens since the refractive index distribution on the optical axis is formed when the liquid is irradiated. One reason for the refractive index distribution in the liquid is the temperature distribution in the liquid when it is irradiated. In this research we investigate the interaction between the intensity distribution of the probe beam and temperature distribution on the Transient lens effect, in order to develop fluidic optical devices and non-invasive, non-destructive measurement.

    Nowadays, precise prediction of heat generation in semiconductor devices is important. An electro-thermal analysis is an attractive method to predict heat generation in devices. In this analysis, momentum and energy relaxation times are taken as the important parameters. Calculated heat generation density is dependent on the energy relaxation time. Conventionally, these relaxation times have been determined by simple models. For a more precise prediction of the relaxation times, Monte Carlo (MC) simulation should be employed. In this research, the impact of these relaxation times on the heat generation in a semiconductor device is evaluated. The results of an electro-thermal analysis using conventional relaxation times (conventional model) and of one using the relaxation times from a MC simulation (MC model) are compared. The calculation results show that the conventional model overestimates the heat generation density especially under a high electric field. The estimated heat generation density of the conventional model is 10% and 25% larger in the case of 100 and 500 kV/cm electric fields, respectively. It can be concluded that, for the thermal design of high-power semiconductor devices in power electronics, appropriate values of the relaxation times, which are obtained from the MC simulation, are required.

    Electro-thermal analysis of Si CMOS is performed. In order to have a higher degree of integration, the distance between two MOSFETs in CMOS structure must be decreased. But decreasing the distance between two MOSFETs results in an electrical interaction. In this research, we examine the interaction mechanism between n-type MOSFET and p-type MOSFET in Si CMOS in transient state. Numerical results show that the reason of the interaction between two MOSFET in CMOS is the forward bias at the pn junction with the substrate and that the timing of interaction becomes earlier and the leakage current increases as the distance between two MOSFET decreases. Furthermore, we investigate that the timing of interaction becomes later and the drain current decreases as the temperature of CMOS increases.

    A numerical calculation is performed to simulate the heat transfer in silicon films with ultrashort-pulse laser irradiation. The key issue in the problem is the strong nonequilibrium nature of the free carriers (electrons and holes) and the crystal lattice induced by the ultrashort-pulse laser light with a pulse width typically less than 1 ps (picosecond). A phenomenological model that considers the nonequilibrium nature is developed and the resulting set of the carrier number density, carrier energy, and the lattice energy equations is solved numerically. Calculated results clearly exhibit the parameter dependence of the nonequilibrium film terperature rise and suggest a possible mechanism of the stiction reconvery of micro-cantilevers in microelectromechanical system devices.

    Heat transfer from small heating elements on a substrate has been studied experimentally and analytically. In one of the experiments, the heating elements are diodes in an actual IC chip. In another set of experiments, heaters are small thin films deposited on a glass plate. In both experiments, the substrates are cooled by an impinging jet of air or channel flow. The experimental data indicate that heat conduction from the heating element to the substrate is an important factor in the determination of the maximum temperature of the element, while the surface heat transfer determines the bulk temperature of the chip. The numerical analysis clarifies that a chip surface with an area much larger than the element size is necessary for the heat transfer to the air flow.

    交付申請書記載の計画を概ね完遂した。本研究初年度に全く新たに得られた成果としてのNID (network identification by deconvolution)法による構造関数(structure function)を用いた試料の熱物性値構造解析は電子・格子系に対しても適用可能性がある。これにより、昨年度までに概ね構築を完了したfsサーモリフレクタンス法計測系を前提に、その過渡応答を利用したNID 法による電子・格子温度の同時測定手法開発を目指して研究を行った。2温度モデルを前提としてサーモリフレクタンス法による過渡応答をNID法により解析を行なった。これにより、まず、対象とする系の物性値の変化に伴う温度応答の数値計算を行い、その依存性を確認した。その上で、これを構造関数に変換することで、構造関数を用いた解析法が物性値評価に有効であることを示した。これにより、電子温度のパラメータ依存性が構造関数でも確認でき、異なるバラメータによる構造関数の評価により格子温度の熱物性値取得の可能性を示しており、これにより、サーモリフレクタンス法と構造関数の組み合わせによる新たな電子・格子温度解析手法の可能性を示した。
